F7309Q Automotive-Grade Dual MOSFET for Power Management Systems

This advanced dual power MOSFET integrates both N-channel and P-channel enhancement-mode transistors in a compact SO-8 package. Specifically designed for automotive and industrial applications, it provides a highly efficient switching solution for power distribution, load control, and motor drive circuits in modern vehicle electronics.

Complementary Dual-Channel Configuration
The F7309Q features a unique dual-drain configuration with both N-channel and P-channel MOSFETs on a single chip. This complementary design enables simplified circuit topologies for half-bridge, push-pull, and synchronous rectification applications. The N-channel supports a continuous drain current of 4A, while the P-channel handles 3A, providing balanced performance for diverse load requirements.

Low On-Resistance for High Efficiency
With a maximum on-resistance of 50mΩ for the N-channel and 100mΩ for the P-channel at 10V gate drive, this device minimizes conduction losses and improves overall system efficiency. The logic-level gate drive capability allows direct interfacing with microcontrollers and logic circuits without requiring high-voltage gate drivers.

Wide Operating Voltage and Temperature Range
Supporting a drain-source voltage of ±30V and gate-source voltage of ±20V, the F7309Q is well-suited for 12V and 24V automotive electrical systems. It operates reliably across the full automotive temperature range from -55°C to +150°C, ensuring stable performance under harsh environmental conditions in engine compartments and chassis-mounted modules.

Fast Switching and Robust Protection
The device delivers fast switching speeds with typical turn-on delay times of 6.8ns and turn-off delay times of 22ns for the N-channel. Fully avalanche-rated and featuring dynamic dV/dt rating, it provides robust protection against voltage transients and inductive load switching events, enhancing system reliability.

Automotive Qualified for Critical Applications
AEC-Q100 qualified, the F7309Q is manufactured using advanced planar technology with proven reliability. It is ideal for port injection systems, solenoid drivers, solenoid injection control, body control modules, and general-purpose power switching applications where space and thermal efficiency are critical.

Surface-Mount SO-8 Package
Housed in an industry-standard 8-pin SOIC package, this device supports automated PCB assembly and offers excellent thermal dissipation with a maximum power rating of 1.4W.
